While attempting to upgrade my X61s BIOS using Middle BIOS I get the following error message:
CPU Hash Data is not correct.
Any idea what this means and how I can fix it? Thanks

Did you install the original same version Lenovo BIOS first?

Welcome to the forum. What is your current BIOS (press F1 on startup) and which Middleton BIOS did you try to flash?

The laptop originally had version 2.21 so I updated to 2.22. This update was successful and it is now on 2.22 (7NETC2WW).
I've installed 32bit version of Windows XP, and I'm trying to flash Middleton 2.22 1.03 (Dual_SATA-II_Whitelist_SLIC21_Thinkpad_X61_X61s_BIOS_(2.22-1.03)
That said when I run the utility is states Version 3.23 in the upper left corner... so perhaps I don't have the correct version.

If you have the ultrabase download the Middleton BIOS iso image, burn it to CD (as an ISO image, NOT data) and use that to update the BIOS.
That error message comes from WINUPTP.EXE, a 32 bit wrapper while the CD actually runs DOS.
However you ungraded from from 2.21 to 2.22 official BIOS shows that your CPU isn't faulty but you can verify that with something like PC Doctor.
The only Middleton BIOS with version 2.23 is for a R61e/i but that should have been flagged.

I took the advice and installed the BIOS upgrade via the CD drive, and the BIOS upgraded successfully. Thanks unixed.
